CMP
CMP(Chemical Mechanical Planarization or Polishing)는 wafer를 poly-urethane으로 제조된 polishing pad에 밀착시킨 상태에서 수백 nm 크기의 연마분이 함유된 slurry를 polishing pad 표면에 분산시켜 박막의 화학적 반응을 유도합니다. 그리고 wafer를 지지하는 polishing carrier와 polishing pad가 부착된 polishing platen을 고속 회전시켜 개질된 박막 표면을 기계적으로 제거함으로써 소자 배선으로 인한 절연막의 단차를 평탄화하거나, 소자 배선을 분리하는 반도체 전 공정에서 사용됩니다.
